微型量子點(diǎn)激光器理論研究

【摘要】:基于量子點(diǎn)-微腔系統(tǒng)的微型激光器由于其優(yōu)秀的特性,一直受到研究人員的廣泛關(guān)注。通過研究微型量子點(diǎn)激光器的泵浦方式、光譜學(xué)和激射性能,很多有價(jià)值的發(fā)現(xiàn)涌現(xiàn)出來(lái),這些結(jié)果讓人們更好的了解了光和物質(zhì)之間的作用原理,打開了人們探索量子世界的大門。在眾多關(guān)于量子點(diǎn)激光器的研究中,對(duì)系統(tǒng)所施加的泵浦要不然選擇的是相干泵浦,要不然就是非相干泵浦。很少有研究將二者統(tǒng)一起來(lái),并探討相應(yīng)的激射性能提高的可能性。本文創(chuàng)造性地將這兩種泵浦方式結(jié)合起來(lái),在此框架上進(jìn)行分析,探討了其可能性。我們采用了全量子理論和Jaynes-Cummings模型,并根據(jù)不同的初始條件,對(duì)相應(yīng)的系統(tǒng)的薛定諤方程(即量子主方程)進(jìn)行了修正,并對(duì)方程進(jìn)行了求解并進(jìn)行了仿真。仿真結(jié)果表明,相對(duì)于其他方案,我們的方案可以更好地實(shí)現(xiàn)量子點(diǎn)微腔系統(tǒng)的激射性能。具體來(lái)說,在非相干泵浦條件下,提高量子點(diǎn)激光器的性能可以采用兩種新的途徑,即采用匹配條件或者引入相干泵浦。匹配條件的應(yīng)用,則可以使強(qiáng)耦合的范圍最大化,從而實(shí)現(xiàn)改善系統(tǒng)性能的作用。而通過引入相干泵浦,并調(diào)節(jié)強(qiáng)度,我們可以將光子的統(tǒng)計(jì)分布調(diào)節(jié)到泊松分布,同樣可以獲得相干性好的激光。采用匹配條件對(duì)量子點(diǎn)激光器的制備工藝提出了更加嚴(yán)格的要求,而泵浦結(jié)合的方案則更容易實(shí)現(xiàn)。除此之外,我們還具體對(duì)相干泵浦和非相干泵浦各自作用于系統(tǒng)的光譜進(jìn)行了分析。從光譜中,我們發(fā)現(xiàn)隨著泵浦強(qiáng)度的增加,系統(tǒng)會(huì)逐漸從量子區(qū)域轉(zhuǎn)向激射區(qū)域。對(duì)兩種泵浦共同激發(fā)系統(tǒng)的方案,光譜則更加的復(fù)雜,但同樣可以觀察到類似的現(xiàn)象。
[Abstract]:The micro laser based on quantum dot-microcavity system has been paid more and more attention because of its excellent properties. Many valuable discoveries have emerged by studying the pumping methods, spectroscopy, and emission performance of miniature quantum dot lasers, which have given people a better understanding of the mechanism of the interaction between light and matter. Opened the door for people to explore the quantum world. In many researches on quantum dot laser, the pump applied to the system is either coherent pump or incoherent pump. There are few studies to unify the two and to explore the possibility of improving the corresponding emission performance. In this paper, we creatively combine these two pumping methods, and analyze them on this frame, and discuss the possibility of them. We adopt the full quantum theory and Jaynes-Cummings model, and according to different initial conditions, we modify the Schrodinger equation (the quantum master equation) of the corresponding system, and solve the equation and simulate it. The simulation results show that compared with other schemes, our scheme can better achieve the lasing performance of quantum dot microcavity system. In particular, there are two new ways to improve the performance of quantum dot laser under the condition of incoherent pumping, that is, using matching condition or introducing coherent pumping. The application of matching condition can maximize the range of strong coupling and improve the system performance. By introducing coherent pump and adjusting the intensity, we can adjust the statistical distribution of photons to Poisson distribution, and we can also obtain good coherence laser. The matching condition is used to make the quantum dot laser more strict, and the pump combination scheme is easier to realize. In addition, we analyze the spectrum of coherent pump and incoherent pump respectively. From the spectrum we find that with the increase of pumping intensity the system will gradually change from the quantum region to the stimulated region. For the two pumping co-excitation systems, the spectrum is more complex, but similar phenomena can also be observed.
